Fujifilm inverter – the 7th generation "X Series" industrial 1200V/2400A RC-IGBT module

In order to meet the market demand for miniaturization and high reliability of IGBT modules, Fuji Electric has developed RC-IGBTs (Reverse-Conducting IGBTs), which combine IGBTs and FWDs as single chips.

By combining the 7th generation X Series' chip technology and packaging technology with RC-IGBT technology, the 7th Generation X Series' industrial 1200V RC-IGBT modules have been serialized, and the rated current has been expanded by adding 2400A.

The RC-IGBT module has the same package size as the traditional X-series IGBT module with a current rating of 1800A, achieving a current rating of 2400A.

Compared with the V series IGBT modules, the X-series RC-IGBT modules have a 0.65V lower saturation voltage and a 42% lower turn-off loss, significantly improving the balancing characteristics.

As a result, high efficiency and high current density have been achieved.

The X-Series RC-IGBT modules reduce the current per terminal when energized is applied.

As a result, the terminal temperature of the 1100A is reduced by 51°C when energized compared to conventional V-series IGBT modules, allowing for an increase in the rated current.

In the traditional IGBT+FWD structure, IGBT and FWD are repeatedly heated and dissipated respectively, and the difference between the low temperature and the high temperature of Tvj in one cycle is 90°C.

On the other hand, in RC-IGBTs, where the IGBT and FWD regions are single-chipped, the IGBT and FWD regions within the element are heated alternately.

Therefore, in RC-IGBT, the heat generated by the IGBT is also transferred to the FWD region, and the heat generated by the FWD is also transferred to the IGBT region. Therefore, compared with the IGBT+FWD structure, the heat dissipation area is enlarged, the thermal resistance is reduced, the temperature change of Tvj is reduced to about 1/4, and the ΔTvj for one cycle is only 21°C.

As a result, the thermal stress on the aluminum wire junction and the solder junction under the silicon die is greatly reduced.

In the X Series RC-IGBT module, the ΔTvj power cycling tolerance at low frequency operation has been increased from 7×104 cycles to 4×109 cycles due to the significant reduction in ΔTvj, and the reliability has been greatly improved.

On the other hand, it is expected to achieve high output when used under the same power cycle endurance as conventional ones.

By attaching this module to a power conversion device, it is possible to increase the output current, which was previously difficult to achieve, and will further contribute to the miniaturization, high efficiency, high reliability, and low cost of power conversion equipment.
