According to Toshio Tsukakoshi and Kuni-Wei Tsuki, Fuji Electric's X-Series 7th generation IGBTs have achieved an optimal component structure by reducing the thickness and miniaturization of the IGBT elements and diode elements that make up this module. As a result, the operating power consumption of the inverter is reduced compared to the sixth-generation "V Series", which contributes to energy saving and lower power costs in the equipment. In addition, the 7th generation IGBTs adopt more advanced packaging technologies, such as the 75A PIM-IGBT package size is reduced by 36% and is more miniaturized; The maximum continuous operating temperature has been increased from 150°C to 175°C, making it possible to expand the current level by 50% while maintaining the original size of the device.
In terms of new materials, Fuji Electric recently launched a hybrid module product series equipped with a new generation of power semiconductor components SiC (silicon carbide); At this exhibition, Fuji Electric also brought a full SiC 2in1 module (SiC MOS-FET & SiC Schottky diode), which adopts new concept packaging such as high temperature-resistant epoxy resin, thick copper foil layer on insulating substrate, and unbonded wire technology, demonstrating the excellent switching characteristics of all SiC modules.

As a highlight of Fuji Electric's semiconductor business development, the sales of its power semiconductor modules in the new energy vehicle industry increased by 3 times year-on-year in 2015. At the exhibition, Fuji Electric brought its latest product, the high-current density six-in-one IGBT module, for automotive applications, which can be used in electric vehicles such as pure electric vehicles (EVs) and hybrid electric vehicles (HEVs). It is the third generation of Fuji Electric's automotive-grade IGBT modules.
Compared with the previous generation technology, the new third-generation product is 50% smaller in size and 60% lighter, while the power density is about twice that of the original. The rated voltage is 750V, the rated current is 800A, and the maximum operating temperature is 175°C. Like the second-generation product, the third-generation model uses the "direct water cooling method", but the cooling mechanism has been improved. The material of the cooling fan was changed from copper to aluminum, and the shape and configuration of the cooling pad were changed. In addition, a "water tank" with running water is installed on the side of the cooling sheet of the IGBT module. By improving the internal structure of the sink, the cooling performance of the product is improved. Another improvement is the adoption of "RC-IGBT", which integrates an IGBT and a diode on a single chip. Compared to the separate configuration of IGBTs and diodes, the chip area of the power components can be reduced. Fuji Electric's latest seventh-generation "X Series" products are used in the IGBTs.
According to Toshio Tsukakoshi, due to the long development cycle of electric vehicles, Fuji Electric maintains zero-distance contact with partners in this field, fully understands customer needs and jointly develops customized products, and the business cooperation model between the two sides is not a pure buying and selling relationship, but a strategic partnership that pays more attention to long-term development.
